Teknologi ini menggunakan cahaya dengan panjang gelombang 13,5 nanometer untuk mencetak pola transistor di wafer silikon. Ukuran ini begitu kecil hingga mendekati skala atom. Untuk menghasilkan cahaya EUV, mesin ASML menembakkan laser berenergi tinggi ke tetesan timah cair sebanyak 50.000 kali per detik, menciptakan plasma bersuhu ratusan ribu derajat. Cahaya yang dihasilkan kemudian dipantulkan oleh serangkaian cermin multilayer paling halus di dunia, bukan lensa biasa, karena cahaya EUV akan diserap oleh hampir semua material.
